



04首次制成柵極長度最小的晶體管人類又向摩爾定律的極限發(fā)起挑戰(zhàn)。這一次中國人扮演了探索者的角色。清華大學(xué)任天令教授團(tuán)隊(duì)首次制備出亞1納米柵極長度晶體管,該晶體管具有良好的電學(xué)性能。利用石墨烯單原子層厚度作為柵極,通過石墨烯側(cè)向電場(chǎng)調(diào)控垂直的MoS2溝道開關(guān),從而實(shí)現(xiàn)等效物理柵長為0.34 nm。這項(xiàng)工作將有助于推動(dòng)摩爾定律進(jìn)一步發(fā)展到亞1納米。該成果發(fā)表于《自然》雜志(Nature 2022, 603: 259–264)。

05雙層二維半導(dǎo)體大面積外延生長南京大學(xué)王欣然、李濤濤與東南大學(xué)王金蘭、馬亮團(tuán)隊(duì)緊密合作,提出了襯底表面臺(tái)階高度精確調(diào)控二維半導(dǎo)體層數(shù)的思想和“齊頭并進(jìn)”的全新生長機(jī)制,突破逐層生長的熱力學(xué)限制,首次實(shí)現(xiàn)了厘米級(jí)均勻的雙層MoS2外延生長,刷新了二維半導(dǎo)體器件開態(tài)電流的紀(jì)錄,并滿足2028年國際器件與系統(tǒng)路線圖的技術(shù)指標(biāo)。該成果發(fā)表于《自然》雜志(Nature, 2022, 605, 69-75)。

06具備超高導(dǎo)電率的可溶液加工n型導(dǎo)電聚合物華南理工大學(xué)黃飛教授團(tuán)隊(duì)提出了一種n型導(dǎo)電聚合物的合成新策略,利用醌類氧化劑可逆的氧化還原特性,將氧化聚合和還原摻雜結(jié)合,大幅提高了有機(jī)半導(dǎo)體的n型摻雜效率,實(shí)現(xiàn)其由半導(dǎo)體向?qū)w的轉(zhuǎn)變。合成的聚(苯并二呋喃二酮)(PBFDO)具有超過2000 S cm-1的導(dǎo)電率以及良好的空氣穩(wěn)定性,在有機(jī)電子器件中展現(xiàn)出廣泛的應(yīng)用前景。該成果發(fā)表于《自然》雜志(Nature, 2022, 611: 271)。

07基于鈣鈦礦量子線陣列的大面積平面和球形發(fā)光二極管香港科技大學(xué)范智勇教授團(tuán)隊(duì)開發(fā)出了一套嶄新的鈣鈦礦量子線陣列生長工藝,其在大面積的剛性、柔性、平面以及3D襯底上均具有超高均勻性。基于此,團(tuán)隊(duì)首次實(shí)現(xiàn)了鈣鈦礦LED器件的晶圓級(jí)制備,以及世界首個(gè)3D球形LED器件,完美解決了傳統(tǒng)平面器件在空間亮度分布上的弊端。其有望成為下一代照明顯示材料與器件的有利競(jìng)爭(zhēng)者。該成果發(fā)表于《自然光子學(xué)》雜志(Nature Photonics, 2022, 16, 284–290)。

08基于二維范德華異質(zhì)結(jié)的寬光譜感算一體器件華中科技大學(xué)翟天佑教授、周興副教授團(tuán)隊(duì)與南京大學(xué)繆峰教授團(tuán)隊(duì)合作創(chuàng)新性地提出了二維雙極性范德華異質(zhì)結(jié),通過電場(chǎng)調(diào)控使其光響應(yīng)正負(fù)連續(xù)可調(diào),首次在硬件層面實(shí)現(xiàn)了寬光譜圖像探測(cè)和卷積計(jì)算的同步進(jìn)行,突破了傳統(tǒng)寬光譜機(jī)器視覺系統(tǒng)中感算分離所產(chǎn)生的功耗與時(shí)間延遲瓶頸,推動(dòng)了機(jī)器視覺等人工智能領(lǐng)域的發(fā)展進(jìn)程。該成果發(fā)表于《自然電子》雜志(Nature Electronics, 2022, 5: 248-254)。


10高線性度、超寬帶5G毫米波相控陣收發(fā)前端芯片東南大學(xué)趙滌燹,尤肖虎研究團(tuán)隊(duì)實(shí)現(xiàn)可同時(shí)覆蓋3GPP n257, n258, n261頻段的5G毫米波CMOS相控陣芯片;通過提出寬帶線性化技術(shù),有效改善芯片在高功率下的幅度和相位失真,同時(shí)抑制芯片在寬帶信號(hào)下的電學(xué)記憶效應(yīng),解決了傳輸超寬帶高階調(diào)制信號(hào)的難題;芯片成果已成功應(yīng)用于國產(chǎn)化毫米波分布式微基站以及紫金山實(shí)驗(yàn)室6G TKμ極致連接無線傳輸平臺(tái)。該成果發(fā)表于《固態(tài)電路》期刊(IEEE Journal of Solid-State Circuits, 2022, 57: 2702-2718)。
